Abstract
In this paper the detailed form of SPICE macromodel of Infineon Technologies SiC Schottky diode is presented. This macromodel has been verified experimentally. The results of measurements and calculations performed by SPICE of SDB10S30 and SDP06S60 diodes are compared, as well.
